چکیده

First-principles calculation was used to study the structural and electronic features of the low-dimensional oxide structure, SrTiO3/Sr1−xLaxTiO3 (x= 0.25) superlattices, constructed by submonolayer low-dimensional La doping into SrTiO3. We demonstrate a dimensionality crossover from three-dimensional (3D) to two-dimensional (2D) electronic behavior in the system. Two types of carriers, one confined to 2D and the other extended, are induced in the low-dimensional structure, leading to distinct tunable (3D → 2D) transport characteristics that will enable the study of many properties (e.g., superconductivity) through this change in dimensionality.

Limit of the electrostatic doping in two-dimensional electron gases of LaXO3(X = Al, Ti)/SrTiO3

In LaTiO₃/SrTiO₃ and LaAlO₃/SrTiO₃ heterostructures, the bending of the SrTiO₃ conduction band at the interface forms a quantum well that contains a superconducting two-dimensional electron gas (2-DEG). Its carrier density and electronic properties, such as superconductivity and Rashba spin-orbit coupling can be controlled by electrostatic gating. In this article we show that the Fermi energy l...

Creation of high mobility two-dimensional electron gases via strain induced polarization at an otherwise nonpolar complex oxide interface.

The discovery of two-dimensional electron gases (2DEGs) in SrTiO3-based heterostructures provides new opportunities for nanoelectronics. Herein, we create a new type of oxide 2DEG by the epitaxial-strain-induced polarization at an otherwise nonpolar perovskite-type interface of CaZrO3/SrTiO3. Remarkably, this heterointerface is atomically sharp and exhibits a high electron mobility exceeding 60...

Giant spin splitting of the two-dimensional electron gas at the surface of SrTiO3.

Two-dimensional electron gases (2DEGs) forming at the interfaces of transition metal oxides exhibit a range of properties, including tunable insulator-superconductor-metal transitions, large magnetoresistance, coexisting ferromagnetism and superconductivity, and a spin splitting of a few meV (refs 10, 11). Strontium titanate (SrTiO3), the cornerstone of such oxide-based electronics, is a transp...

Parallel charge sheets of electron liquid and gas in La0.5Sr0.5TiO3/SrTiO3 heterostructures

We show here a new phenomenon in La0.5Sr0.5TiO3/SrTiO3 (LSTO/STO) heterostructures; that is a coexistence of three-dimensional electron liquid (3DEL) and 2D electron gas (2DEG), separated by an intervening insulating LSTO layer. The two types of carriers were revealed through multi-channel analysis of the evolution of nonlinear Hall effect as a function of film thickness, temperature and back g...

Suppression of the two-dimensional electron gas in LaGaO3/SrTiO3 by cation intermixing

Cation intermixing at the n-type polar LaGaO3/SrTiO3 (001) interface is investigated by first principles calculations. Ti⇔Ga, Sr⇔La, and SrTi⇔LaGa intermixing are studied in comparison to each other, with a focus on the interface stability. We demonstrate in which cases intermixing is energetically favorable as compared to a clean interface. A depopulation of the Ti 3dxy orbitals under cation i...
